Фотографії наноструктур було отримано на растровому електронному мікроскопі JSM-6490 дослідниками Бердянського державного педагогічного університету. Збільшення у 5000 разів. При зануренні напівпровідникової пластини InP в розчин травника, його молекули адсорбуються на поверхні пластини. При пропусканні через електроліт постійного стуму щільністю 150 мА/см2 адсорбовані молекули вириваються з поверхні пластини. При цьому атоми фосфору легше адсорбують з іонами водню. Це забезпечує більш швидке витравлювання підгратки фосфору. Стехіометрія зразка порушується у бік збільшення концентрації атомів індію. В результаті на поверхні пластини утворюється система пірамідальних кластерів. На поверхні монокристалу утворюється щільна картина пірамідальних наростів. Нахил пірамід пов'язаний з анізотропією кристалу, а також напрямом струму анодування. Висота пірамід варіюється від 0,7 до 2мкм. Утворені структури з текстурованим шаром на поверхні фосфіду індію можуть розглядатися у якості матеріалу для космічних сонячних елементів завдяки наявним специфічним властивостям. Photos of nanostructures were obtained in scanning electron microscope JSM-6490 by the researchers of Berdyansk State Pedagogical University. Increased 5000 times. After the submerging semiconductor InP plate in the etchant solution, its molecules are adsorbed on the plate surface. When the direct current passing through the electrolyte with the current density of 150 mA/cm2 the adsorbed molecules are detached from the surface of the plate. In this case the phosphorus atoms adsorb easier with the hydrogen ions that provides faster etching of the phosphorus sublattice. Stoichiometry of the sample is violated towards the increase in the concentration of indium atoms. As a result, the set of pyramidal clusters is formed on the plate surfaceIncreased 5000 times. The dense system of pyramidal growths with the slope connected with the crystal anisotropy and the direction of current anodizing is formed on the monocrystalline surface. The pyramid height varies from 0,7 to 2 μm. The formed structures with the texture layer on the indium phosphide can be considered as the material for space solar cells due to the specific properties.
